Ceramic 3D power modules are used in electromotor drivers, which need high currents and voltages for operation. The advantage of 3D power module is its 3D structure, which enables high heat transfer trough thin LTCC ceramic layers and with usage of several levels, also optimal connections between power components, electronic circuit and supply connections together with capacitive bank. The optimization is focused mainly on correct 3D structure formation, cofiring of ceramic with metal layers and selection of suitable metal alloy, enabling soldering, wire bonding and has good adhesion to LTCC ceramics.
